چکیده

Analytical approximations for the direct-current modulation bandwidth are obtained which highlight the deleterious effect of enhanced modal refractive index on the resonance frequency of metal-clad nanolasers. The concomitant utilisation of Purcell cavity-enhanced spontaneous emission is shown, in principle, to compromise achievable modulation bandwidths further. Using simplified forms for the modulation bandwidth, estimates are made which suggest significant impact on the achievable dynamical response of such lasers. The presented analysis may assist in the design of semiconductor nanolasers.

Modulation response of nanoLEDs and nanolasers exploiting Purcell enhanced spontaneous emission.

The modulation bandwidth of quantum well nanoLED and nanolaser devices is calculated from the laser rate equations using a detailed model for the Purcell enhanced spontaneous emission. It is found that the Purcell enhancement saturates when the cavity quality-factor is increased, which limits the maximum achievable spontaneous recombination rate. The modulation bandwidth is thereby limited to a...

Subwavelength semiconductor lasers for dense chip-scale integration

Metal-clad subwavelength lasers have recently become excellent candidates for light sources in densely packed chip-scale photonic circuits. In this review, we summarize recent research efforts in the theory, design, fabrication, and characterization of such lasers. We detail advancements of both the metallodielectric and the coaxial type lasers: for the metallo-dielectric type, we discuss opera...

Temperature Dependences of Metal-Clad Subwavelength Semiconductor Lasers (MCSELs): Geometric Invariance and the Spontaneous Emission Factor

We perform two analyses on temperature effects in Metal-Clad Subwavelength Semiconductor Lasers (MCSELs). Firstly, we analyze the temperature dependence of the threshold gain in the infinite waveguide approximation. We show that the dielectric layer of the semiconductor-dielectric-metal composite waveguide (CWG) becomes increasingly important as temperature increases. However, we further show t...

Design of a surface-emitting, subwavelength metal-clad disk laser in the visible spectrum.

We analyze metal-clad disk cavities designed for nanolasers in the visible red spectrum with subwavelength device size and mode volume. Metal cladding suppresses radiation loss and supports low order modes with room temperature Q of 200 to 300. Non-degenerate single-mode operation with enhanced spontaneous emission coupling factor β is expected with the TE(011) mode that has a 0.46(λ(0)/n)(3) m...

Transient chirp in high-speed photonic-crystal quantum-dot lasers with controlled spontaneous emission.

We report on a series of experiments on the dynamics of spontaneous emission controlled nanolasers. The laser cavity is a photonic-crystal slab cavity, embedding self-assembled quantum dots as gain material. The implementation of cavity electrodynamics effects increases the large signal modulation bandwidth significantly, with measured modulation speeds of the order of 10 GHz while keeping an e...
